摘要：[目的]倒装芯片球栅格阵列(FC-BGA)产品广泛应用于电脑、服务器等的中央处理器(CPU)或图形处理器(GPU),其可靠性非常重要.[方法]以多阶FC-BGA产品为载体,设计专用的通盲孔孔链科邦(简称R-shift科邦),以R-shift科邦在冷热冲击测试(thermalstresstest,简称TST)不同周期后的电阻变化率和截面形貌为指标来探究不同因素对多阶盲孔可靠性的影响,结合热应力和热应变仿真分析来探讨多阶盲孔的失效机制.[结果]ABF材料、盲孔叠孔数量及盲孔孔径是影响FC-BGA产品可靠性的关键因素.电镀通孔(PTH)的孔壁粗糙度和层压前处理微蚀量对FC-BGA产品可靠性的影响不大.不同叠层在冷热冲击过程中所受的热应力和热应变不同,盲孔叠孔中心受到的热应力和热应变最大,孔底最容易发生开裂,导致FC-BGA产品失效.[结论]本文的研究结果对FC-BGA产品的设计和加工管控具有一定的指导意义.
Abstract：[Introduction]Flipchipballgridarray(FC-BGA)productsarewidelyusedincentralprocessingunit(CPU)orgraphicprocessingunitGPU)ofcomputersandservers,sotheirreliabilityisveryimportant.[Method]Acouponwiththrough-holeandvia(calledasR-shiftcoupon)wasdesignedbasedonthecharacteristicsofFC-BGAproduct.Theeffectsofdifferentfactorsonthereliabilityofmulti-stackviawerestudiedbyevaluatingtheresistancechangerateandcross-sectionalmorphologyofR-shiftcouponafterdifferentcyclesofthermalstresstest(TST).Thefailuremechanismofmulti-stackviawasdiscussedbycombiningthethermalstressandstrainsimulationanalysis.[Result]TheABFmaterial,thenumberofviastack,andtheviadiameterwerethekeyfactorsaffectingthereliabilityofFC-BGAproducts.Boththewallroughnessofplatedthrough-hole(PTH)andthemicroetchingamountduringlaminationpretreatmenthadlittleeffectonthereliabilityofFC-BGAproducts.Differentstacksaresubjectedtodifferentthermalstressandstrainduringthermalshock,andthebottomofviaatthecenterpositionofstackwasmostpronetocrackforitsgreatestthermalstressandstrain,leadingtothefailureofFC-BGAproducts.[Conclusion]TheresultsofthispaperaresignificantinguidingthedesignandprocessingcontrolofFC-BGAproducts.
